本文介绍了一种新的p~+μc-Si:H/pn~-in a-Si_(1-x)C_x:H/n~+μc-Si:H多层结构电注入发光器件.首次在室温下用肉眼直接观察到了蓝白色的电注入发光(EL).EL光谱的分布和峰值位置可以通过改变n~-ia-Si_(1-x)C_x:H层的碳原子含量来调整.EL总强度与正向注入电流之间遵从幂函数规律:L∝I~n;电流电压特性具有空间电荷限制电流关系:I∝V~p. 在室温下测得:n~1.5,P>2.当正向注入电流等于50mA时,器件的发光亮度接近1fL.
In this paper, a new kind of electro-luminescence device with multilayer structure of p ~ + μc-Si: H / pn ~ -in a-Si_ (1-x) C_x: H / n ~ + μc- Blue-white electro-luminescence (EL) was directly observed with the naked eye at room temperature.The distribution and peak position of the EL spectra can be adjusted by changing the carbon atom content of n ~ -ia-Si_ (1-x) C_x: H layer.EL The relationship between the total intensity and the forward injection current obeys the law of power function: LαI ~ n; the current-voltage characteristic has space charge-limited current relationship: IαV ~ p. Measured at room temperature: n ~ 1.5, P> 2. When the forward injection current is equal to 50mA, the device’s emission brightness close to 1fL.
