本文应用水热生长法,采用双温区高压反应釜,黄金内衬(35mm×2mm),碱性溶液矿化剂,生长出了毫米级的透明氧化锌单晶,最大单晶可达2mm×3mm×6mm。所生长氧化锌晶体为纤锌矿型的六方晶体,晶体呈上部锥形的六棱柱体,{1011}、{1010}和{0001}面有较大的显露平面。本文中从温差和填充度方面研究了实验条件对ZnO晶体的生长及其形貌的影响,使用黄金内衬前后的结果表明,用贵金属内衬可以有效阻止釜内壁杂质的进入,使晶体完整透明。
In this paper, the hydrothermal growth method, the use of dual-temperature high-pressure reactor, gold lined ( 35mm × 2mm), alkaline solution mineralizer, grow a millimeter transparent zinc oxide single crystal, the largest single crystal up to 2mm × 3mm × 6mm. The grown zinc oxide crystals are wurtzite hexagonal crystals with an upper conical hexagonal prism with a larger exposed plane {1011}, {1010} and {0001} planes. In this paper, the effects of experimental conditions on the growth and morphology of ZnO crystals were studied from the aspects of temperature difference and degree of filling. The results before and after using gold lining showed that the noble metal lining can effectively prevent the ingress of impurities in the inner wall of the reactor and make the crystal completely transparent .
