采用甚高频等离子体增强化学气相沉积(VHF-PECVD)系统制备了一系列不同硼掺杂浓度的氢化非晶硅薄膜。然后对原始样品进行800℃退火处理，使薄膜由非晶结构向晶化结构转变，得到含有纳米晶粒的掺杂纳米硅薄膜。
