In this talk,processing challenges of CMOS integration of FinFETs with all-last gate stacks and solutions by using novel materials are presented.It is found that PVD TiAl,widely used as n-type work function metal (WFM) in planar devices,has difficulty to cover the sidewall of the Fin in the replacement gate (RMG),resulting in a large Vtvariation.
