这个工作介绍一前後一致二维(2-D ) 与为套住记忆的充电的不同操作政体的统一物理模型一起的模拟方法。模拟小心地在存储层以内考虑通道过程,费用 trapping/de-trapping 机制,和 2-D 飘移散开运输。一串三个存储器房间为不同的门栈作文和温度被模仿了并且评估。模拟器能在不同操作下面沿着 bitline 和通道方向描述费用运输行为。好同意与试验性的数据被做了,它因此验证实现的物理模型并且完全为评估三维的反及闪速存储器的特征作为一个珍贵工具证实模拟。
