具有四元有源层的InGaAlP可见光激光二报管成功地实现了638nm室温(25℃)连续波工作。用金属有机化学汽相淀积法制作了横模稳定的选择隐埋脊形波导结构。25℃时阈值电流为100mA,在50℃以下均可实现连续波工作。其振荡波长是已报道的激光二极管室温连续波工作的最短波长。
The InGaAlP visible laser diode with four active layer has successfully realized the continuous working of 638nm room temperature (25 ℃). A transverse mode stable alternative buried ridge waveguide structure was fabricated by metal-organic chemical vapor deposition. 25 ℃ when the threshold current is 100mA, below 50 ℃ can be achieved continuous wave work. The oscillation wavelength is reported as the shortest wavelength at which a laser diode works at ambient temperature.
