Design and simulation of a wideband,high efficiency 0.16 THz frequency tripler employing Schottky varistor diodes are presented.The tripler comprise a waveguide housing,a Rogers/RT5880 microstrip circuits and a pair of DBES105a varistor chip.Simulation results show 3.5mW output power with 7%efficiency.In the 149-167GHz frequency range,the output power is greater than 2mW.
