采用镜象法推导了长条形和圆形发热区的热阻计算公式。在这些公式基础上又推出了任意矩形发热区的热阻计算公式,并将计算结果与各种近似计算公式作了比较。基于这些公式给出了计算发热区内外各点的温度分布的方法。最后以一种双极型晶体管和一种GaAs FET为例说明了多条形或多单胞器件的热阻和温度分布的计算方法。
The mirror method is used to deduce the thermal resistance calculation formula of strip and circular heating zone. On the basis of these formulas, the formula for calculating the thermal resistance of an arbitrary rectangular heating zone is also introduced, and the calculation results are compared with various approximate calculation formulas. Based on these formulas, a method of calculating the temperature distribution at each point inside and outside the heating zone is given. Finally, a bipolar transistor and a GaAs FET are used as an example to illustrate the method of calculating the thermal resistance and temperature distribution of multi-cell or multi-cell devices.
